چکیده

During the last years, high-k dielectrics have been studied intensively looking for an alternative material to replace the SiO2 films as gate dielectric in MOS transistors. Different materials and structures have been proposed. An important concern not yet solved, is the interfacial quality between high-k materials and silicon substrate. For this reason, stack structures with SiO2 as an interfacial layer between silicon substrate and high-k film have been studied. In this contribution we analyze the main conduction mechanism observed in SiO2/TiO2 MOS stack structures obtained by room temperature plasma oxidation in different conditions and reactors. Films fabricated in a parallel-plate type reactor showed better quality with low current density where thermionic conduction mechanism is predominant. In lower quality films, for example those fabricated in a barrel type equipment, the current density is higher and the conduction mechanism observed is Poole–Frenkel. Finally we show that the presence of thermionic mechanism provides a weak thickness dependence and a strong current density reduction with respect to silicon oxide MOS structures with the same equivalent oxide thickness. 2007 Elsevier Ltd. Electrical properties of metal–oxide–silicon structures with LaAlO3 as gate oxide

In this paper, electrical investigations performed on complex metal–oxide–semiconductor (MOS) structures with amorphous LaAlO3 deposited as gate oxide on a rapid thermal processed SiO2 buffer layer are presented. Current–voltage (I–V) measurements at different temperatures and high frequency room-temperature capacitance–voltage (C–V) measurements indicate the presence of a non-equilibrium state...

Influence of gate dielectrics on the electrical properties of F8T2 polyfluorene thin-film transistors

The electrical properties of polymeric thin film transisitors (P-TFTs) based on poly(9,9-dioctylfluorene-cobithiophene) alternating copolymer (F8T2) have been studied. Device performance was compared for amorphous silicon nitride deposited by LPCVD and PECVD techniques, aluminum oxide deposited by sputtering, titanium oxide deposited by sputtering, and thermal silicon oxide gate dielectrics. A ...

Tunneling Induced Electroluminescence from Metal-Oxide- Semiconductor Structure on Silicon

Silicon is the most important semiconductor material for electronics industry. However, its indirect bandgap makes it hardly emit light, so its applications in optoelectromcs are limited. Many efforts had been devoted to converting silicon to light-emitting materials, including porous silicon-based devices, nanociystalline Si, and so on. In this work, we report electroluminescence on silicon wi...

Physico-mechanical and antimicrobial properties of quince seed mucilage supplemented with titanium dioxide and silicon oxide nanoparticles

Objective(s): Quince seed mucilage (QSM) serves as a new source of hydrocolloid which extracted from outer pericarp of Cydonia oblonga seeds upon wetting. It has been traditionally used for the treatment of diseases such as pharyngeal disorder, common cold, colic ulcer, and diarrhea. The aim of the present study was to evaluate the physico-mechanical and antimicrobial properties of quince seed ...

Influence of Electron Charge States in Nanoelectronic Building Blocks

The continued efforts to improve performance and decrease size of semiconductor logic devices are facing serious challenges. In order to further develop one of the most important nanoelectronic building blocks, the metal-oxide-semiconductor fieldeffect-transistor (MOSFET), several major problems have to be solved. This thesis deals with the influence of charge states on two specific issues rela...
